The C6D06065A is a 6th generation 650V, 24A Silicon Carbide (SiC) Schottky diode manufactured by Wolfspeed. It is designed for high-efficiency power conversion applications, offering zero reverse recovery current and temperature-independent switching behavior.
Key electrical characteristics include a typical forward voltage of 1.27V at 6A and 25°C, maximum reverse current of 30µA at 650V and 25°C, and total capacitive charge of 23nC. The device can handle repetitive peak forward surge current of 28A and non-repetitive surge of 51A (10ms half sine).
Housed in a through-hole TO-220-2 package, the diode operates over a junction temperature range of -55°C to 175°C. Power dissipation is 73W at case temperature 25°C, derated to 32W at 110°C.
Typical applications include industrial switched mode power supplies, boost PFC and DC-DC stages, solar inverters, and uninterruptible power supplies.
