The C4D02120A is a 1200V, 10A Silicon Carbide (SiC) Schottky diode manufactured by Wolfspeed. It is designed for high-efficiency power conversion applications requiring fast switching and low losses. The diode offers a maximum DC blocking voltage of 1200V and an average rectified current rating of 10A.
This SiC Schottky diode features a low forward voltage drop of 1.8V maximum at 2A forward current, with a positive temperature coefficient. It exhibits zero reverse recovery current (trr=0 ns), enabling high-frequency operation with minimal switching losses. Reverse leakage current is 50 µA maximum at rated voltage and 25°C. Power dissipation is rated at 60W at 25°C case temperature, and non-repetitive peak forward surge current is 200A for a 10 µs pulse.
The diode is housed in a TO-220-2 through-hole package with an operating junction temperature range of -55°C to 175°C. Typical applications include industrial switched-mode power supplies, boost PFC stages, DC-DC converters, uninterruptible power supplies, and solar inverters. The part is RoHS3 compliant, REACH unaffected, and has an MSL rating of 1 (unlimited).
