The Wolfspeed C3D04065E-TR is a 650-volt, 13.5-amp silicon carbide (SiC) Schottky rectifier designed for high-efficiency power conversion. It features a maximum DC blocking voltage of 650V and a continuous forward current rating of 13.5A at a case temperature of 25°C. The device exhibits a typical forward voltage of 1.4V at 4A and a very low typical reverse leakage current of 6µA at 650V. A key advantage of SiC Schottky technology is the zero reverse recovery current and zero forward recovery voltage, which eliminates switching losses and enables high-frequency operation.
This diode is optimized for boost diode applications in power factor correction (PFC) circuits and as a freewheeling diode in inverter stages. It offers a non-repetitive peak forward surge current capability of 220A (10µs pulse) and a dV/dt ruggedness of 200 V/ns. The positive temperature coefficient on forward voltage ensures easy paralleling of devices without thermal runaway.
The C3D04065E-TR is supplied in a surface-mount TO-252-2 (DPak) package with an operating junction temperature range of -55°C to +175°C. Total capacitive charge is 10nC, making it suitable for high-speed switching applications such as switch-mode power supplies and AC/DC converters.
