Standard level N-channel enhancement mode FET in a plastic package using TrenchMOS technology. Qualified to AEC standard for automotive critical applications. Features low conduction losses due to low on-state resistance, suitable for standard level gate drive, and a 175 °C rating for thermally demanding environments.
Electrical specifications include a maximum drain-source voltage of 100 V, continuous drain current of 21.7 A at 25 °C case temperature, and pulsed drain current of 87 A. On-state resistance is 75 mΩ maximum (64 mΩ typical) at 10 V gate drive and 13 A. Gate threshold voltage is 4 V maximum. Input capacitance is 1210 pF at 25 V. Avalanche energy is 100 mJ non-repetitive.
Packaged in a DPAK (SOT428) surface-mount package with 3 leads. Operating junction temperature range is -55 °C to 175 °C. Maximum power dissipation is 89 W at 25 °C case temperature.
Applications include 12 V, 24 V, and 42 V loads, motors, lamps, solenoids, and general automotive power switching.
