The BAS21J,115 is a single high-speed switching diode manufactured by Nexperia, encapsulated in a very small and flat lead SOD323F (SC-90) surface-mount plastic package. It is designed for high-speed switching applications requiring a reverse voltage up to 300V and an average rectified current of 250mA.
Electrically, the device offers a maximum forward voltage of 1.1V at 100mA, a fast reverse recovery time of 50ns (switched from 30mA to 30mA, Rl=100Ω), and a low diode capacitance of 2pF at 0V and 1MHz. Reverse leakage current is limited to 150nA at 250V reverse voltage. The diode can handle a non-repetitive peak forward current of 1.7A (10ms square wave) and a repetitive peak forward current of 1A.
Thermal characteristics include a maximum junction temperature of 150°C, a storage temperature range of -65°C to +150°C, and a power dissipation of 550mW when mounted on FR4 PCB with a 1cm² cathode pad. The thermal resistance junction-to-ambient is 230 K/W, and junction-to-solder point is 55 K/W.
