The BAS21 is a high-voltage switching diode designed for high-speed switching applications. It is encapsulated in a small SOT23 Surface-Mounted Device (SMD) plastic package, making it suitable for compact designs.
Key electrical specifications include a maximum reverse voltage of 200V, a repetitive peak reverse voltage of 250V, and a continuous forward current of 200mA. The diode offers a fast reverse recovery time of 50ns and a low diode capacitance of 5pF, enabling efficient high-speed operation. Forward voltage is 1V at 100mA and 1.25V at 200mA. Reverse leakage current is 100nA at 25°C and 100µA at 150°C.
The device is suitable for high-speed switching at high voltage, high-voltage general-purpose switching, voltage clamping, and reverse polarity protection. It operates over a junction temperature range of -55°C to 150°C.
