The STPSC10H065D is a 650V, 10A Silicon Carbide (SiC) Schottky diode manufactured by STMicroelectronics. Utilizing SiC substrate technology, this diode offers zero reverse recovery time, reducing switching losses and making it suitable for high-frequency applications. Its switching behavior is independent of temperature, ensuring consistent performance across the operating range.
Key electrical specifications include a typical forward voltage of 1.56V at 10A and 25°C, a low reverse leakage current of 9µA typical at 25°C, and a junction capacitance of 48pF at 400V. The device can handle surge forward currents up to 90A for a 10ms sinusoidal pulse, providing robustness during transient overloads. The total capacitive charge is 28.5nC at 400V.
The diode is housed in a through-hole TO-220-2 (TO-220AC) package with an operating junction temperature range of -40°C to +175°C and a storage temperature range of -55°C to +175°C.
