The Qorvo SBF5089Z is a high-performance InGaP/GaAs Heterojunction Bipolar Transistor MMIC Amplifier. It is designed in a Darlington configuration using InGaP process technology, providing broadband performance up to 0.5GHz with excellent thermal characteristics.
The heterojunction design enhances breakdown voltage and minimizes leakage current. Cancellation of emitter junction non-linearities leads to higher suppression of intermodulation products, making it suitable for demanding RF applications.
This amplifier requires only a single positive supply voltage, DC-blocking capacitors, a bias resistor, and an optional RF choke for operation. It is housed in a SOT-89 package.
Key electrical specifications include a frequency range of 0 to 0.5GHz, a P1dB of 21dBm, a gain of 20.1dB, an IP3 of 41dBm, a maximum supply voltage of 4.9V, a quiescent current of 90mA, and a noise figure of 2.8dB.
