On Semiconductor's NRVUD340T4G-VF01 is an ultrafast rectifier diode designed for switch-mode power supplies, inverters, and freewheeling diode applications. It is rated for a peak reverse voltage of 400V and an average rectified forward current of 3A, with a nonrepetitive peak surge current capability of 75A.
The device features a low forward voltage drop of maximum 1.15V at 3A and 25°C, and a maximum reverse recovery time of 50ns under standard test conditions. Reverse leakage current is 5µA at 25°C and 500µA at 150°C. The diode is AEC-Q101 qualified, making it suitable for automotive environments.
Packaged in a DPAK (TO-252) surface mount package, the part has a junction-to-case thermal resistance of 2°C/W and a junction-to-ambient thermal resistance of 49°C/W when mounted on a 700mm² copper heat spreader. It operates over a junction temperature range of -55°C to 175°C.
