The MMDL301T1G is a silicon hot-carrier Schottky barrier diode designed for high-efficiency UHF and VHF detector applications. It offers fast switching performance suitable for RF and digital circuits. Key electrical characteristics include a maximum reverse voltage of 30V, typical forward voltage of 0.38V at 1mA and 0.52V at 10mA, and extremely low minority carrier lifetime of 15 ps. The device features very low total capacitance of 0.9 pF typical (1.5 pF maximum) at VR=15V, making it ideal for high-frequency operation. Reverse leakage current is typically 13 nA at 25V reverse bias. The diode can dissipate up to 200mW of power with a junction-to-ambient thermal resistance of 635°C/W. It operates over a junction temperature range of -55°C to 150°C. The MMDL301T1G is supplied in a surface-mount SOD-323 package with a standard package quantity of 3000 pieces on tape and reel. It is Pb-Free, Halogen Free/BFR Free, and RoHS compliant. These devices are intended for low-cost, high-volume consumer and industrial/commercial applications.
