The MMBD301M3T5G is a silicon hot-carrier Schottky barrier diode from onsemi, designed for high-efficiency UHF and VHF detector applications. It is also suitable for fast switching RF and digital circuits. The device is housed in the space-saving SOT-723 surface mount package, ideal for low-power applications where board space is at a premium.
Key electrical specifications include a maximum reverse voltage of 30V, forward current of 200mA, and total device dissipation of 200mW. The diode features very low capacitance of 1.5pF maximum at 15V reverse bias and 1MHz, and an extremely low minority carrier lifetime of 15ps typical, enabling fast switching.
