The MACOM Technology Solutions MADP-000907-14020P is a solderable, flip-chip Aluminum Gallium Arsenide (AlGaAs) PIN diode designed for millimeter wave applications. It features ultra-low capacitance (0.03pF @ 10V, 1MHz) and a low RC product of 0.1 ps, enabling operation up to 70 GHz.
This PIN diode exhibits a fast switching speed of 2-3 nanoseconds and low series resistance of 7 Ohm @ 10mA, 1GHz. It is suitable for pulsed or CW applications requiring single-digit nanosecond switching. The device is fabricated with MOCVD grown epitaxy for optimized uniformity and extremely low parasitics.
The MADP-000907-14020P is fully passivated with silicon nitride and includes a BCB polymer layer for scratch protection, preventing damage during handling and assembly. It is supplied as a die and is RoHS3 compliant.
