The IXGH10N300 is a high voltage N-channel IGBT from IXYS designed for capacitor discharge and pulser circuits. It features a maximum collector-emitter voltage of 3000V and a continuous collector current of 18A at 25°C (10A at 90°C). The device offers a low saturation voltage of 3.5V at 10A and 5.2V at 30A, with a typical gate charge of 32 nC.
Switching performance includes a turn-on delay of 72 ns, rise time of 227 ns, turn-off delay of 154 ns, and fall time of 530 ns.
