This is an N-channel enhancement-mode MOSFET manufactured by Infineon Technologies. It is designed for moderate-power switching applications requiring a drain-source voltage of 100V and a continuous drain current of 10A at case temperature.
The device features a typical on-resistance of 180mOhm maximum when driven with a 10V gate signal, and a gate threshold voltage of 2V. It can be driven at logic-level gate voltages, with full enhancement achieved at 4V to 10V. The total gate charge is 20nC, and the input capacitance is 440pF, supporting efficient switching at moderate frequencies.
The MOSFET is supplied in a D2PAK (TO-263-3) surface-mount package, and the operating junction temperature range is -55°C to 175°C. Power dissipation is rated at 3.8W at 25°C ambient and 48W at 25°C case temperature. The part is RoHS3 compliant and has an MSL of 1 (unlimited).
