The IRGP4068D-EPBF is a 600V, 96A Trench IGBT from Infineon Technologies designed for induction heating and soft switching applications. It integrates an ultra-low forward voltage diode, offering high efficiency due to low V_CE(on) and low switching losses.
The device features a maximum collector-to-emitter saturation voltage of 2.14V at 48A and 15V gate drive, with a typical value of 1.65V. Gate charge is 95 nC, with a turn-off switching energy of 1.28 mJ. It is housed in a TO-247AD (TO-247-3) through-hole package and operates over a junction temperature range of -55°C to 175°C.
Designed for rugged performance, the IGBT has positive V_CE(on) temperature coefficient for easy paralleling and short circuit capability. The package is lead-free.
The collector-to-emitter breakdown voltage is 600V minimum.
It comes in a TO-247-3 package (supplier device package TO-247AD).
The operating junction temperature range is -55°C to 175°C.
The datasheet indicates a lead-free package but RoHS status is unverified.
