The IRFP350 is a third-generation N-Channel Power MOSFET from Vishay, designed for high-power switching applications. It features a maximum drain-source voltage of 400V and a continuous drain current of 16A at 25°C case temperature, with a maximum on-resistance of 300mOhm at 10V gate drive.
This MOSFET offers fast switching performance with a typical gate charge of 150nC and input capacitance of 2600pF. It is avalanche-rated with a single pulse avalanche energy of 390mJ and repetitive avalanche capability, making it suitable for rugged industrial environments.
The device is housed in a TO-247-3 (TO-247AC) through-hole package, which provides an isolated mounting hole for easy heatsink attachment and improved thermal performance. Maximum power dissipation is 190W at 25°C case temperature, with an operating junction temperature range of -55°C to 150°C.
