The IRFP140NPBF is an N-Channel power MOSFET from Infineon Technologies, part of the fifth-generation HEXFET family. It is designed for high-efficiency power conversion and switching applications.
It features a drain-to-source breakdown voltage of 100V, continuous drain current of 33A at 25°C (23A at 100°C), and a maximum on-resistance of 52mOhm at 16A and 10V gate drive. The device can handle pulsed drain currents up to 110A and has a maximum power dissipation of 140W at 25°C case temperature.
The MOSFET offers fast switching with typical turn-on delay of 8.2ns and rise time of 39ns. It is fully avalanche rated with a single pulse avalanche energy of 300mJ. The operating junction temperature range is -55°C to 175°C, with a junction-to-case thermal resistance of 1.1°C/W.
