The IKQ50N120CT2XKSA1 is a 1200V, 100A Trench Field Stop IGBT from Infineon Technologies, packaged in a TO-247-3 (PG-TO247-3-46) through-hole package. It is part of the TRENCHSTOP™ 2 technology family, offering a typical collector-emitter saturation voltage of 1.75V at nominal current and a maximum of 2.15V at Vge=15V and Ic=50A. The device includes a soft, fast recovery full current rated anti-parallel Emitter Controlled Diode, enabling efficient switching in high-frequency applications.
With a maximum junction temperature of 175°C and a power dissipation of 652W, this IGBT is designed for industrial applications such as general purpose drives, servo drives, commercial and agricultural vehicles, three-level solar string inverters, and welding equipment. It offers a 10µs short circuit withstand time at Tvj=175°C and a gate charge of 235nC. The switching energy is 3.8mJ (on) and 3.3mJ (off) at 400V, 50A, 10Ω, 15V, with turn-on/off delay times of 34ns/312ns.
The device is RoHS compliant and Pb-free lead plating, meeting environmental standards.
