The FGY60T120SQDN is an N-channel IGBT with a co-packaged free-wheeling diode, part of onsemi's Ultra Field Stop Trench family. It is rated for a maximum collector-emitter voltage of 1200V and continuous collector current of 60A at 100°C (120A at 25°C). The device dissipates up to 517W at 25°C case temperature and features a low typical saturation voltage of 1.7V at 60A and 15V gate drive. Switching performance is characterized by typical turn-on and turn-off delay times of 52 ns and 296 ns respectively, with a gate charge of 311 nC.
This IGBT is optimized for high-speed switching applications such as uninterruptible power supplies (UPS) and solar inverters. The integrated soft fast recovery diode minimizes reverse recovery losses and reduces electromagnetic interference. The device is designed for efficient power conversion with a maximum junction temperature of 175°C.
