FGH75T65SHDTL4 is a 650V, 150A field-stop trench IGBT from onsemi. It combines a low saturation voltage (1.6V typical at 75A) with fast switching, making it suitable for high-frequency power stages. The device has a maximum junction temperature of 175°C and a positive temperature coefficient for easy paralleling.
With a collector current rating of 150A at 25°C and 75A at 100°C, plus 300A pulsed current capability, it supports robust operation. The internal diode handles up to 125A forward current at 25°C. Typical switching energies at 400V/75A are 1.06mJ turn-on and 1.56mJ turn-off.
This IGBT targets solar inverters, UPS, welders, telecom, ESS, and PFC circuits, where low conduction and switching losses are essential. The TO-247-4 package with Kelvin emitter (E1) and power emitter (E2) improves switching performance by reducing gate loop inductance.
The device is Pb-free and RoHS compliant per the datasheet, and is not recommended for reflow or full package dipping.
