The FGA30N60LSDTU is a 600V, 60A Trench Field Stop IGBT designed for high-efficiency power switching. It features a low saturation voltage of 1.4V typical at 15V gate drive and 30A collector current. The device offers fast switching with typical turn-on energy of 1.1 mJ and turn-off energy of 21 mJ under test conditions of 400V, 30A, 6.8Ω gate resistor, and 15V gate voltage. The gate charge is 225 nC typical. The IGBT includes an anti-parallel diode with a reverse recovery time of 35 ns. It is housed in a TO-3P-3 (SC-65-3) through-hole package, suitable for high-power applications. The operating junction temperature range is -55°C to 150°C.
