The FFSP1265A is a 650V, 12A Silicon Carbide (SiC) Schottky diode from On Semiconductor, part of the EliteSiC family. It offers zero reverse recovery current, temperature-independent switching, and excellent thermal performance. Key electrical specifications include a typical forward voltage of 1.50V at 12A and 25°C, a maximum reverse current of 200µA at 650V, and a total capacitive charge of 40nC. The device is avalanche rated at 72mJ and can handle non-repetitive peak forward surge currents up to 940A (10µs pulse) and 70A (8.3ms half-sine).
Designed for high-efficiency power conversion, the FFSP1265A is suitable for applications such as switch-mode power supplies (SMPS), solar inverters, UPS systems, and power switching circuits. The positive temperature coefficient facilitates easy paralleling of multiple devices. The diode operates over a junction temperature range of -55°C to 175°C, with a maximum power dissipation of 115W at 25°C case temperature.
The FFSP1265A is housed in a through-hole TO-220-2L package (Case 340BB) with a maximum thermal resistance of 1.3°C/W from junction to case. The device is RoHS compliant, Pb-free, and halogen-free, meeting environmental standards for lead-free manufacturing.
