The FFSM0665B is a 650V, 9.1A (at TC<135°C) Silicon Carbide (SiC) Schottky diode from On Semiconductor, part of the EliteSiC family. It utilizes SiC Schottky technology to deliver zero reverse recovery time, enabling high-frequency switching with minimal losses. The diode is avalanche rated at 24.5mJ and features a high surge current capability of 292A (10 µs pulse).
Key electrical characteristics include a typical forward voltage of 1.43V at 6A and 25°C, with a maximum of 1.7V. The reverse leakage current is typically 0.5 µA at 650V. The diode offers low junction capacitance of 259pF at 1V, decreasing to 22pF at 400V. Total capacitive charge is 16nC typical at 400V.
The device is housed in a 4-PowerTSFN surface-mount package (4-PQFN 8x8) and has a junction-to-case thermal resistance of 2.0°C/W. Maximum power dissipation is 75W at TC=25°C. The operating junction temperature range is -55°C to 175°C.
