The FFSH5065A-F155 is a 650 V, 50 A (60 A derated at TC < 135°C) Silicon Carbide Schottky diode manufactured by On Semiconductor (onsemi) as part of the EliteSiC family. It utilizes SiC technology to achieve zero reverse recovery charge and temperature-independent switching, enabling high efficiency in power conversion circuits.
Key electrical ratings include a typical forward voltage of 1.51 V at 50 A and 25°C, a maximum reverse current of 200 µA at rated voltage, and total capacitive charge of 147 nC. The device is avalanche rated to 240 mJ and can handle non-repetitive surge currents up to 1183 A (10 µs pulse) or 200 A (8.3 ms half-sine). Maximum power dissipation is 429 W at 25°C case temperature.
