The FFSH3065B is a 650V, 30A Silicon Carbide (SiC) Schottky diode from onsemi's EliteSiC series. It features zero reverse recovery time (trr = 0 ns) and a positive temperature coefficient for ease of paralleling. The device is avalanche rated at 144 mJ and has a maximum junction temperature of 175°C. It offers a low forward voltage drop: 1.38 V typical at 25°C and 30 A, rising to 1.72 V typical at 175°C. Reverse leakage current is minimal at 0.5 µA typical at 25°C. The diode has a total capacitive charge of 73 nC at 400 V and can handle non-repetitive peak forward surge currents up to 1100 A (10 µs pulse). It is AEC-Q101 qualified and Pb-free, halogen-free, RoHS compliant. Applications include automotive HEV-EV on-board chargers and DC-DC converters, as well as high-frequency switching power supplies and power factor correction circuits. The device is housed in a TO-247-2L (D2) package, a through-hole mounting design with two leads (cathode and anode) that provides excellent thermal performance for high-power applications.
