This very high density process is tailored to minimize on-state resistance, making the device suitable for low voltage applications as a replacement for bipolar digital transistors and small signal MOSFETs.

 

Key electrical specifications include a drain-source voltage (Vdss) of -25V, continuous drain current of -0.41A, and pulsed drain current up to -1.5A. The device features a maximum on-resistance of 1.1 Ohm at Vgs = -4.5V and 1.5 Ohm at Vgs = -2.7V, enabling operation in 3V circuits with very low gate drive requirements. Gate threshold voltage (Vgs(th)) is a maximum of -1.5V at Id = -250µA. The part includes a gate-source Zener for ESD ruggedness, rated at 6 kV (Human Body Model).
