The DZT5551Q-13 from Diodes Incorporated is an NPN bipolar junction transistor designed for high voltage applications. It features a collector-emitter breakdown voltage (VCEO) of 160V, a collector-base breakdown voltage (VCBO) of 180V, and an emitter-base breakdown voltage (VEBO) of 6V. The transistor can handle a continuous collector current of 600mA and a peak current of 1A, with a power dissipation of 2W.
This transistor offers a low saturation voltage of 150mV max at 10mA collector current, and a DC current gain (hFE) of 80 minimum at 10mA and 5V. It has a transition frequency of 300MHz, making it suitable for high-speed switching. The part is AEC-Q101 qualified for automotive applications and provides ESD protection of 4kV HBM and 400V MM.
