The DXTP3C60PSQ-13 is a PNP low saturation medium power transistor from Diodes Incorporated. It features a collector-emitter voltage (VCEO) of -60V and continuous collector current of -3A, with peak pulse current up to -8A. The device offers low saturation voltage (VCE(sat) max 360mV at 3A) and high DC current gain (hFE min 150 at 500mA).
The transistor has a transition frequency of 135 MHz and is rated for operation from -55°C to 175°C junction temperature. Maximum power dissipation is 5W. Thermal resistance from junction to case is 2°C/W (note 5) and junction to ambient is 40°C/W (note 5). The device is ESD rated to 8000V HBM and 400V MM.
The transistor is supplied in a PowerDI5060-8 surface mount package with matte tin finish. It is RoHS3 compliant, halogen and antimony free (green device), and qualified to AEC-Q101 standards for automotive applications. Moisture sensitivity level is 3 per J-STD-020.
