This device offers a fast reverse recovery time of 4.0 ns (tested at IF=5mA, VR=6V, RL=100Ω, Irr=0.1IR) and a low diode capacitance of 3.5 pF, making it suitable for high-speed switching circuits. The maximum forward voltage is 1.2V at 100mA, and the maximum reverse leakage current is 100nA at 70V.
