The CPH3101-TL-E is a PNP bipolar transistor from On Semiconductor designed for relay, lamp, motor driver, and flash applications. It utilizes FBET and MBIT processes to achieve low collector-to-emitter saturation voltage and high-speed switching.
Key electrical specifications include a maximum collector-to-emitter voltage of -30V, continuous collector current of -2A (pulse up to -4A), and a DC current gain (hFE) of 200 minimum at -100mA. The gain bandwidth product is 150 MHz typical, and output capacitance is 32 pF. Switching times are 60 ns turn-on, 350 ns storage, and 25 ns fall time.
The device is housed in a CPH3 surface mount package (SC-59, TO-236, SOT-23) with gull wing leads. Power dissipation is 900 mW when mounted on a ceramic substrate. Operating junction temperature is 150°C, with storage from -55 to +150°C. The part is supplied in tape and reel packaging with 3,000 pieces per reel.
