BUX14

The BUX14 is a high-voltage NPN bipolar junction power transistor manufactured by Harris Semiconductor. It is designed for switching and amplification in power electronics applications, offering a collector-emitter voltage of 400V and a peak collector current of 15A. The device is housed in a TO-204AA (TO-3) metal can package with through-hole mounting, suitable for power-dissipating circuits.

With a continuous collector current rating of 10A and a maximum power dissipation of 150W, the BUX14 handles substantial power levels. Its DC current gain (hFE) is specified at a minimum of 15 at 3A and 4V, and it features fast switching times: turn-on time of 1.4 μs, storage time of 3.0 μs, and fall time of 1.2 μs. The transistor also offers a high operating junction temperature range of -65°C to 200°C, making it suitable for demanding thermal environments.
