The BUT11A is a high voltage fast-switching NPN power transistor in a TO-220-3 through-hole package. It is a silicon multiepitaxial mesa transistor intended for flyback and forward single transistor low power converters.
Key electrical specifications include a maximum collector-emitter voltage (VCEO) of 450V and a collector-emitter voltage with base shorted (VCES) of 1000V. Continuous collector current is rated at 5A with a peak current of 10A. DC current gain (hFE) is minimum 10 at both 5mA and 0.5A collector currents. Switching performance is characterized by typical turn-on time of 1µs, storage time of 4µs, and fall time of 0.8µs.
Power dissipation is rated at 83W maximum when the case temperature is maintained at or below 25°C, with a junction-to-case thermal resistance of 1.5°C/W. The maximum operating junction temperature is 150°C. The device is mounted via through-hole to a TO-220-3 package, suitable for heatsinking in power supply designs.
