The BSP318SH6327XTSA1 is an N-Channel enhancement mode power MOSFET from Infineon Technologies, part of the SIPMOS family. It is rated for a drain-source voltage of 60V and continuous drain current of 2.6A at 25°C. The device features a low maximum on-resistance of 90 mΩ at Vgs=10V, making it efficient for low-voltage switching applications. It is also logic level compatible, with Rds(on) specified at Vgs=4.5V (120 mΩ typical, 150 mΩ maximum).
The gate threshold voltage ranges from 1.2V (minimum) to 2V (maximum) with a typical value of 1.6V, enabling direct drive from 5V logic. Switching performance is solid with typical turn-on delay of 12 ns and rise time of 15 ns. Input capacitance is 380 pF maximum, and total gate charge is 20 nC at 10V. The device is avalanche rated and can handle pulsed drain currents up to 10.4A.
Packaged in a surface mount PG-SOT223-4 (equivalent to TO-261-4) with gull-wing leads, the MOSFET supports a junction temperature range from -55°C to 150°C. The thermal resistance from junction to soldering point is 17 K/W, and with a 6 cm² copper area on the PCB it achieves 70 K/W junction-to-ambient.
The BSP318SH6327XTSA1 is RoHS3 compliant and features Pb-free lead plating. It is supplied in tape and reel packaging with 1000 pieces per reel.
