The BFS20 is an NPN silicon epitaxial planar transistor designed for general purpose signal processing, switching, and amplification applications. It is manufactured by Diotec Semiconductor and comes in a compact SOT-23-3 surface mount package.
Key electrical characteristics include a maximum collector-emitter voltage of 20V, collector-base voltage of 30V, and emitter-base voltage of 4V. The continuous collector current is rated at 25mA, with a power dissipation of 200mW. DC current gain (hFE) ranges from 40 to 140 at VCE=10V, IC=7mA. The transistor offers a gain-bandwidth product of 450MHz, making it suitable for high-frequency applications up to VHF.
The device is housed in a TO-236-3 / SC-59 / SOT-23-3 package with a UL 94V-0 case material. It is supplied in tape and reel packaging with 3000 units per 7-inch reel. The operating junction temperature range is -55°C to 150°C, with a thermal resistance of less than 625 K/W junction-to-ambient.
The BFS20 is RoHS3 compliant and REACH unaffected, with MSL level 1 (unlimited). It is suitable for commercial and industrial grade applications, and variants with AEC-Q101 compliance are available (suffix -Q or -AQ).
