Collector-emitter saturation voltage is 0.7V maximum at IC=500mA, IB=50mA, and base-emitter on voltage is 1.2V maximum at IC=500mA, VCE=1V. The transition frequency (fT) is 100MHz minimum, and output capacitance is 10pF typical.

 

The device dissipates 225mW on FR-5 board and 300mW on alumina substrate at 25°C ambient. Thermal resistance junction-to-ambient is 556°C/W on FR-5 and 417°C/W on alumina. Operating junction temperature range is -65°C to 150°C. The transistor is housed in a surface mount SOT-23-3 (TO-236) package. It is RoHS3 compliant, Pb-Free, and Halogen Free/BFR Free.
