The BAS21TWQ-7 is a surface mount fast switching diode array from Diodes Incorporated. It contains three independent standard switching diodes with a peak repetitive reverse voltage of 250V and forward continuous current of 200mA.
Electrical characteristics include a reverse recovery time of 50ns, maximum forward voltage of 1.25V at 200mA, and low reverse leakage current of 100nA at 200V. Power dissipation is 300mW, and the operating temperature range spans -65°C to 150°C.
The device is housed in a SOT-363 package with molded plastic green compound and matte tin finish over Alloy 42 leadframe. It is RoHS3 compliant, AEC-Q101 qualified for automotive applications, and has moisture sensitivity level 1.
Applications include high-speed switching, reverse polarity protection, and general purpose rectification in automotive and industrial electronics where compact size and reliability are required.
