The BAS21M3T5G is a high voltage switching diode designed for applications requiring up to 250V reverse voltage and 200mA forward current. It is a spin-off of the popular SOT-23 three-leaded device, optimized for low-power surface mount applications where board space is at a premium.
Key electrical characteristics include a maximum forward voltage of 1.25V at 200mA and 1.0V at 100mA, a reverse leakage current of only 0.1µA at 25°C, and a fast reverse recovery time of 50ns. The diode can handle peak forward surge currents up to 625mA. It operates over a junction temperature range of -55°C to 150°C.
The device is housed in the SOT-723 surface mount package, which significantly reduces board space compared to larger packages. Power dissipation is 265mW on FR-5 board and 640mW on alumina substrate. The component is Pb-free and Halogen-free, and is available in tape and reel packaging with 8000 pieces per reel.
This diode is suitable for high voltage switching circuits, such as reverse polarity protection, snubber circuits, and general purpose rectification in space-constrained designs. The automotive qualified variant NSVBAS21M3T5G is also available for applications requiring AEC-Q101 qualification.
