The BAS16DXV6T1G is a dual switching diode array from onsemi, containing two independent standard silicon diodes in a single SOT-563 surface-mount package. Each diode is rated for a maximum continuous reverse voltage of 100V and a continuous forward current of 200mA.
Key electrical characteristics include a fast reverse recovery time of 6 ns (tested at IF=IR=10mA, RL=50Ω), forward voltage of 715 mV at 1 mA, and extremely low capacitance of 2 pF at 0V bias. The device is AEC-Q101 qualified for automotive applications and is Pb-free, halogen-free/BFR-free, and RoHS compliant.
The SOT-563 package supports surface mount assembly and is supplied in tape and reel (4000 pcs per reel). Operating temperature range is -55°C to +150°C. Thermal resistance is 350°C/W with one junction heated and 250°C/W with both junctions heated.
