BAQ134-GS08 is a small signal switching diode from Vishay, designed for applications requiring very low reverse current. It offers a repetitive peak reverse voltage of 70 V, a DC reverse voltage of 60 V, and a forward continuous current rating of 200 mA. Maximum forward voltage is 1 V at 100 mA, and typical capacitance is 3 pF at 0 V, 1 MHz.
The diode has a peak forward surge current rating of 2 A (t p = 1 µs), and reverse leakage is as low as 0.5 nA to 1 nA at 30 V under ambient illumination up to 300 lx, rising to 13 nA maximum at rated reverse voltage and 0.5 µA at 125 °C junction temperature. Operating and storage temperature range from -65 °C to +175 °C, with junction temperature up to 175 °C. Thermal resistance junction-to-ambient is 500 K/W on a 50 mm x 50 mm x 1.6 mm PC board.
The BAQ134-GS08 is supplied in a QuadroMELF (SOD-80) surface-mount package with black cathode band, weighing approximately 34 mg. It is intended for use in protection circuits, time delay circuits, peak follower circuits, and logarithmic amplifiers. The GS08 packaging option provides 2.5 K units per 7" reel on 8 mm tape, with 12.5 K units per box.
