The APT2X101DQ120J is a dual ultrafast soft recovery rectifier diode module from Microchip Technology. It contains two independent diodes rated for 1200V maximum DC reverse voltage and 100A average forward current at TC=50°C with 0.5 duty cycle. The device offers a typical reverse recovery time of 385ns under high-current switching conditions and a low forward voltage of 2.4V typical (3.0V maximum) at 100A.
The module is avalanche-energy rated at 20mJ and can withstand a non-repetitive forward surge current of 1000A. It operates within a junction temperature range of -55°C to 175°C and features a low junction-to-case thermal resistance of 0.41°C/W. These characteristics make it suitable for high-efficiency power conversion applications including switchmode power supplies, motor controllers, inverters, converters, and uninterruptible power supplies.
