The AOTL66608 is a 60V N-Channel MOSFET utilizing Alpha & Omega Semiconductor's AlphaSGT technology. It is designed for high-current applications such as battery protection and power distribution. The device features a continuous drain current of 400A at Tc=25°C and 73.5A at Ta=25°C, with a pulsed drain current capability of 1300A. The drain-source on-resistance is extremely low: 0.85mΩ maximum at Vgs=10V and 20A, and 1.1mΩ maximum at Vgs=6V and 20A. Typical Rds(on) is 0.7mΩ at 10V.
Switching performance is excellent with a total gate charge of 205nC typical (300nC maximum) and fast switching times: turn-on delay 33ns, rise time 36ns, turn-off delay 140ns, fall time 65ns. The device is 100% tested for UIS and gate resistance, with an avalanche energy rating of 1354mJ. The body diode has a reverse recovery time of 50ns and recovery charge of 265nC.
The MOSFET is housed in a surface-mount 8-PowerSFN package (TOLLA supplier package) with a junction-to-case thermal resistance of 0.3°C/W maximum, allowing a maximum power dissipation of 500W at Tc=25°C.
