It is capable of delivering high current up to 71A at ambient temperature (Ta=25°C) and 370A at case temperature (Tc=25°C), making it suitable for high-power applications.

 

The device features very low drain-source on-resistance of 0.95mΩ (maximum) at Vgs=10V and Id=20A, and 1.3mΩ at Vgs=4.5V. This low on-resistance minimizes conduction losses. The gate threshold voltage ranges from 1V to 2V. The MOSFET also exhibits low gate charge of 107nC (typical) at Vgs=10V, which contributes to efficient switching performance.

 

The AON6500 is packaged in a compact 8-DFN (5x6) surface-mount package with flat leads, offering excellent thermal performance with a junction-to-case thermal resistance of 0.6°C/W (maximum).
