The AFGY160T65SPD-B4 is a 650V 160A Trench Field Stop IGBT from On Semiconductor, designed for high efficiency power switching applications. It features a very low saturation voltage of 1.6 V typical at 160 A and is co-packed with a soft fast recovery diode.
This IGBT offers 882 W power dissipation at case temperature 25°C and 441 W at 100°C. It has a maximum junction temperature of 175°C and a short circuit withstand time greater than 6 μs at 25°C. The device is AEC-Q101 qualified and suitable for automotive traction inverters and DC/AC converters.
The AFGY160T65SPD-B4 is packaged in a TO-247-3 through-hole package. It is Pb-Free, Halogen Free/BFR Free, and RoHS3 compliant.
