The AFGHL50T65SQDC is a Hybrid IGBT from On Semiconductor, combining a 4th generation field stop IGBT with a 1.5th generation SiC Schottky diode in a single TO-247-3 package. It is rated for a maximum collector-emitter voltage of 650V and a continuous collector current of 100A at 25°C (50A at 100°C). The device offers low saturation voltage of 1.6V typical at 50A and fast switching performance with typical turn-on and turn-off delay times of 17.6ns and 94.4ns respectively.
This IGBT is designed for high efficiency applications such as totem pole bridgeless PFC, inverters, DC-DC converters, and automotive on-board and off-board chargers. It is AEC-Q101 qualified for automotive use. The device features positive temperature coefficient for easy parallel operation and high current capability.
The TO-247-3 package is a through-hole mounting type, suitable for power dissipation up to 238W at 25°C case temperature. The operating junction temperature range is -55°C to 175°C. The device also includes a SiC Schottky diode with forward current rating of 40A at 25°C (20A at 100°C), providing no reverse recovery and no forward recovery characteristics.
