The 2SC4027S-TL-E is an NPN bipolar transistor designed by onsemi for high-voltage, medium-current switching and linear applications. It has a collector-emitter breakdown voltage of 160V and continuous collector current rating of 1.5A (2.5A pulsed). The device provides a minimum DC current gain of 140 at 100mA and a typical gain-bandwidth product of 120MHz, making it suitable for converter and inverter circuits.
The transistor features low saturation voltage – maximum VCE(sat) of 450mV at 500mA – which helps minimize conduction losses. It also offers fast switching with typical turn-on time of 60ns and fall time of 5ns. The collector-base and emitter-base voltage ratings are 180V and 6V respectively.
