It features a collector-emitter breakdown voltage (V(BR)CEO) of 120V minimum, a collector-base voltage (VCBO) of 200V, and a maximum collector current (IC) of 7A (14A pulse). The DC current gain (hFE) ranges from 70 to 220 at VCE=4V and IC=3A, with a typical transition frequency (fT) of 30MHz. The saturation voltage (VCE(sat)) is 0.5V maximum at 3A, and the collector-base capacitance (COB) is 110pF typical.

 

With a power dissipation of 70W at case temperature 25°C, the device operates over a junction temperature range up to 150°C and can be stored from -55°C to 150°C. The transistor is housed in a TO-3P-3 (SC-65-3) through-hole package, suitable for mounting on heatsinks. It is RoHS3 compliant (unverified) and has an MSL of 1 unlimited.
